Abstract:

Die Untersuchung von dielektrischen Schichten, die von einer induktiv gekoppelten Plasmaabscheideanlage abgeschieden werden, sowie die Anwendung der abgeschiedenen Einzel- und Mehrfachschichten für mikro-opto-elektro-mechanische Systeme ist Thema dieser Arbeit. Die Arbeit unterteilt sich daher in zwei Teile. Der erste Teil untersucht die Schichteigenschaften von der induktiv gekoppelten Plasmaabscheideanlage, die mit Unterstützung eines Plasmas die Abscheidung von dielektrischen Schichten ermöglicht. Die Besonderheit dieser Abscheideanlage ist die Abscheidung der dielektrischen Schichten bei niedrigeren Temperaturen, so dass die Abscheidung direkt auf temperaturempfindliche Materialien und Bauelementen erfolgen kann. Mit den Erkenntnissen über die Schichtabscheidungen von der Plasmaabscheideanlage konzentriert sich der zweite Teil dieser Arbeit auf die Anwendung der dielektrischen Einzel- oder Mehrfachschichten für die Entwicklung und Herstellung von mikro-optoelektro-mechanische-Systeme, die man abgekürzt als MOEMS bezeichnet. Bei den entwickelten Mikrosystemen bzw. MOEMS-Komponenten handelt es sich um optische Filter und vertikalemittierende Laser, die abstimmbar bezüglich der Wellenlänge sind. Für die Entwicklung der MOEMS-Komponenten werden die Vorteile der Plasmaabscheideanlage angewendet. Ein Vorteil ist die Abscheidung der dielektrischen Schichten bei niedrigeren Temperaturen, was für die Entwicklung von oberflächenmikromechanischen optischen Filtern verwendet wird. Ein weiterer Vorteil ist die Herstellung von dielektrischen Mehrfachschichten mit hoher und breitbandiger Reflexion sowie mit geringen optischen Verlusten. Dadurch können passive oder aktive optische Komponenten mit einer hohen breitbandigen Abstimmung erreicht werden. So wird in dieser Arbeit gezeigt, dass dadurch ein vertikal emittierender Laser mit einem Abstimmbereich von mehr als 70nm entwickelt werden kann. Die Erkenntnisse aus der Plasmaabscheideanlage und aus der Entwicklung von MOEMS-Komponenten können als Grundlage für die Realisierung von weiteren MOEMS-Komponenten wie einen oberflächenmikromechanischen Laser verwendet werden.

The investigation of dielectric film deposited by an inductively coupled plasma chemical vapour deposition (ICP-CVD) as well as the application of the deposited single - and multilayer for micro-opto-electro-mechanical systems are the issue of this work. Hence, this work in your hand is divided in two parts. The first part investigates the characteristics of the film of an inductively coupled plasma chemical vapour deposition that enhances the deposition of the dielectric films through a plasma. The special feature of this equipment is the deposition of the dielectric films at a low temperature. Thus, the deposition can be realized on temperature-sensitive materials and components. With the knowledge and the experience of the first part of this work the second part investigates the application of the dielectric single - and multilayer. This application is concentrated on the development and realization of micro-opto-electro-mechanical systems abbreviated MOEMS. The presented MOEMS are optical filter and vertical cavity surface emitting laser (VCSEL) that can be tuned regarding the wavelength. The advantages of the ICP-CVD are applied for the development of the MOEMS. One advantage is the deposition of the dielectric films by low temperature (<100°C) that will be used for the development of surface-micromachined optical filter. Another advantage is the application of dielectric multilayer with a high reflection, a wide stopband and low optical attenuation. Thus, passive or active optical components with a wide tuning range can be realized. In this work the development of a VCSEL is presented with a tuning range above 70nm. The knowledge from the characteristics of the ICP-CVD and the knowledge of the development of the MOEMS can be used as the basic for further MOEMS as a surface-micromachined tuneable laser.
