Abstract:

Um druckbare elektrische Schaltungen herzustellen, wird ein flüssiges Ausgangsmaterial benötigt, das bei niedrigen Temperaturen zu halbleitenden Dünnschichten verarbeitet werden kann. Als ein möglicher Kandidat gelten anorganische nanopartikuläre Halbleiterdispersionen, da sie die Vorteile der anorganischen Halbleiter, wie atmosphärische Stabilität und hohe Ladungsträgerbeweglichkeiten, mit den günstigen Produktionsverfahren der Drucktechnik verbinden. In dieser Arbeit wurden Zinkoxid Nanopartikel in einem Modellprozess zu einer aktiven Halbleiterschicht in funktionsfähigen Feldeffekttransistoren mit einer Feldeffekt-Beweglichkeit von 2·10^-3 cm^2/Vs verarbeitet. Als wesentliche Eigenschaften, welche die Schaltgeschwindigkeit und das An-/Aus-Verhältnis der Transistoren bestimmen, wurden Grenzschichtrauheit, der interpartikuläre Widerstand und die ZnO Oberflächendefekte identifiziert und gezielt verändert, um deren Beeinflussung über den Herstellungsprozess zu studieren. In diesem Zusammenhang konnte gezeigt werden, dass der Stabilisator und sein Anteil in der Dispersion und in der Dünnschicht, die relevanten Eigenschaften des FET hauptsächlich verändern. Der Stabilisator wirkt nicht nur auf die Agglomeratgrößenverteilung in der Dispersion, sondern auch auf die thermische Ladungsträgerkonzentration in der halbleitenden Dünnschicht. Für die Optimierung der Halbleiterschicht zur Verwendung in Feldeffekttransistoren wurde ein Stabilisator vorgeschlagen, der neben einer guten Leitfähigkeit eine starke chemische Wechselwirkung mit den Zinkvalenzen in der ZnO Partikeloberfläche aufweist. Dieser erhöht nicht nur die FET-Beweglichkeit und das An-/Aus-Verhältnis, sondern auch die atmosphärische Stabilität der nanopartikulären ZnO Dünnschichten.

To build printable electrical circuits, a liquid is needed, which can be processed to semiconducting thin films at low temperatures. Possible liquids for that purpose are dispersions from inorganic nano-particulate semiconductors. These fluids have the potential to combine the advantages of inorganic semiconductors, like atmospheric durability and high electron mobility with the application of high-yield printing techniques. In this thesis nano-particulate zinc oxide was used in a model-process to form the active layer in field-effect transistors with a field-effect mobility of about 2·10^-3 cm^2/Vs. The switching speed, the on/off ratio, and the mobility is found to be strongly dependent on the interface roughness, the inter-particle resistance, and the surface defect density. These parameters were varied by the manufacturing process and by the introduction of a copolymeric stabilizer. It was found, that the amount and type of the stabilizer emits the major influence on the device performance. The stabilizer does not only affect the agglomerate size distribution but also the density of thermal charge carriers in the semiconducting thin film. For optimizing the semiconducting layer in order to be used in field-effect transistors, a stabilizer is proposed, which in addition to a good conductivity emits a strong chemical interaction to the zinc valencies in the zinc oxide nanoparticle surface. Such stabilizer not only improves the field-effect mobility and the on/off ratio but also enhances the atmospheric durability of the nanoparticulate zinc oxide thin film.
