Abstract:

Bei niedrigen Beschleunigungsspannungen (U < 40 kV) besitzt die Korrektur der chromatischen und sphärischen Aberration von Teilchenlinsen durch rein elektrostatische Felder mehrere Vorteile gegenüber der bisherigen Korrektur mit elektromagnetischen Elementen. Elektrische Felder ermöglichen eine schnelle und reproduzierbare Justierung, die bei Verwendung von Magnetfeldern durch die Remanenz der Spulenkerne verhindert wird. Im Gegensatz zu elektromagnetischen Korrektoren kann ein rein elektrostatischer Korrektor in der Ionenoptik eingesetzt werden, da dann die Brechkraft unabhängig von der Masse ist. Das Prinzip der chromatischen Korrektur wird anschaulich an Hand eines lichtoptischen Analogons erläutert. Darüberhinaus wird auch formal gezeigt, daß die Scherzer-Bedingung, die die theoretische Formulierung des Korrekturprinzips darstellt, optimal zur Erzeugung eines negativen Farbfehlers ist. Aus diesen Überlegungen wird der Aufbau eines elektrostatischen Korrektors (ECO = Electrostatic COrrector) abgeleitet. Das System wird in mehreren Schritten, angefangen mit einfachen Modellen bis hin zu realistischen Elektrodenformen, optimiert. Die einfachen Modelle erlauben die effektive Suche nach der optimalen Einstellung. Mit Hilfe eines Ersatzladungsverfahrens, dessen Ladungselemente geladene Dreiecksflächen sind, werden verschiedene Elektrodenformen untersucht. Der Korrektor ECO verbessert die Auflösung des betrachteten Niederspannungsraster-Elektronenmikroskops mit Immersionsobjektivlinse (Objektpotential 1 kV, Säulenpotential 8 kV) von 6 nm auf 1.4 nm. Aufgrund des großen Komafehlers kann der Korrektor ECO nur im Rastermodus betrieben werden. Zur Übertragung eines ausgedehnten Bildfelds wird ein aplanatischer Korrektor benötigt. Solch ein Korrektor erfordert die Einstellung eines doppelsymmetrischen Verlaufs der Felder und der paraxialen Bahnen. Dieser Korrektor DECO (= Double-symmetric Electrostatic COrrector) erreicht bei der Korrektur der oben genannten Immersionsobjektivlinse eine Auflösung von 2.1 nm am Bildfeldrand. Die Bildfeldlänge beträgt 1500 nm, die Auflösung in der Bildfeldmitte 1.4 nm. Die Elektrodenformen beider Korrektoren sind hinsichtlich der chromatischen Korrektur, der maximalen Feldstärke des elektrischen Feldes und der auflösungsbegrenzenden Fehler höherer Ordnung optimiert. Die notwendige Stabilität der Spannungsversorgungen wird detailliert untersucht.

At low acceleration voltages (U < 40 kV) the correction of the chromatic and the spherical aberration of charged particle lenses by purely electrostatic fields is a very advantageous alternative to the conventional correction which employs superimposed electromagnetic fields. Electric fields allow a fast, accurate, and reproducible adjustment. Owing to the remanence of magnetic materials this is hardly possible for magnetic fields. Contrary to correctors based on magnetic fields, purely electrostatic correctors are most suitable for ion optical instruments because their focussing strength does not depend on the mass. The principle of the chromatic correction is illustrated by means of a light-optical analogue. Furthermore it is proven that the Scherzer-condition, which constitutes the theoretical formulation of the principle of correction, yields optimum correction. From these considerations the set-up of an Electrostatic COrrector (ECO) is deduced and optimized in several steps. The simplified models, which can be solved analytically, enable an efficient search of suitable configurations. Different forms of electrodes are examined by employing a boundary element method based on charged triangles. This corrector theoretically reduces the resolution limit of the considered LVSEM (Low-voltage Scanning Electron Microscope) with immersion lens (object potential 1 kV, column potential 8 kV) from 6 nm to 1.4 nm. The corrector ECO can be only used in the scanning mode due to its large coma aberration. In order to image an extended object in the fixed beam mode, an aplanatic corrector is mandatory. Such a corrector requires a double-symmetric arrangement of its elements and of the paraxial rays. These requirements can be fulfilled by increasing the number of quadrupole elements. The resulting corrector DECO (Double-symmetric Electrostatic COrrector) yields - in combination with the immersion lens mentioned above - a resolution limit of 2.1 nm at the border of an image field with a diameter of 1500 nm, while the resolution at the center of the image is 1.4 nm. The form of the electrodes of both correctors are optimized with respect to the chromatic correction, the maximum strength of the electric fields, and the resolution-limiting higher-order aberrations. The required accuracy of the necessary stability of the power supplies is discussed in detail.
