Abstract:

Aufgrund ihrer Transparenz und hohen elektrischen Leistungsfähigkeit sind dünne Schichten aus Metalloxiden für Transistoren in der Displaytechnologie interessant. Stand der Technik ist deren Herstellung durch physikalische oder chemische Gasphasenabscheidung. Druckverfahren werden alternativ zur kostengünstigen Herstellung untersucht, weisen aber vor allem durch die eingesetzten Lösemittel Nachteile auf. In dieser Arbeit werden erstmals metallorganische Präkursoren im Thermosublimationsdruck zur Herstellung von Schichten aus Metalloxiden eingesetzt. Der Thermosublimationsdruck kombiniert die Vorteile der existierenden Herstellungsverfahren und bietet zusätzlich eine digitale Strukturierung. Nach der Definition von Anforderung an die zu nutzenden Materialien und den Versuchsaufbau, erfolgt die Auswahl von sublimierbaren und kommerziell erhältlichen Präkursoren vom Typ der β Diketonate. Mit den daraus hergestellten Materialbändern, einem handelsüblichen Thermodruckkopf und einem entwickelten Versuchsaufbau werden Schichten aus Metalloxiden hergestellt. Verschiedene Beispiele für Leiter, Halbleiter, sowie Dielektrika werden mit dem entwickelten Prozess realisiert und einer elektrischen und mikroskopischen Charakterisierung unterzogen. Die dabei erreichten elektrischen Kennwerte, wie spezifischer Widerstand, Mobilität oder relative Permittivität, sind mit Ergebnissen aus der Herstellung per Druck- und Beschichtungsverfahren in der Literatur vergleichbar und erfüllen teilweise sogar die hohen Anforderungen für einen Einsatz in modernen Displays. Zusätzlich erfolgt eine umfangreiche Analyse der Vorgänge im Thermosublimationsdruck von metallorganischen Präkursoren, um den Einfluss der verschiedenen Prozessparameter auf die erzeugte Geometrie zu untersuchen. Die erkannten Zusammenhänge werden anhand der Wärmeausbreitung im System beschrieben. Die verwendeten β Diketonate zeigen laut Literaturangaben bei der Sublimation oft gleichzeitig eine Zersetzung zum Metalloxid. Der Zersetzungsprozess wird mit Hilfe verschiedener Analysemethoden, vor allem der thermogravimetrischen Analyse und der Röntgenphotoelektronenspektroskopie, auch für den Thermosublimationsdruck gezeigt. Dabei werden alle Zwischenprodukte entlang der Herstellungskette vom Präkursor zum Oxid untersucht. Am Beispiel des Präkursors Zink-Acetylacetonat wird der Zersetzungsvorgang in Form einer Abspaltung des Liganden und Bildung des Oxids in einem Reaktionsschritt aufgeklärt. Der Einfluss verschiedener Prozessparameter auf diese Zersetzung wird untersucht. Hier ist die maximale erreichte Temperatur an der Oberfläche des Trägers das entscheidende Kriterium für den Grad der Zersetzung. Die Übertragbarkeit der Ergebnisse dieser Arbeit wird durch die Verwendung verschiedener Präkursoren und einen alternativen Thermodruckkopf sichergestellt.

Due to their transparency and high electrical performance thin layers of metal oxides are of interest for transistors in displays. State of the art is their production by means of physical or chemical vapour deposition. Printing processes are examined as an alternative to realize a less expensive production, but have drawbacks mainly due to the used solvents. In this work the production of thin films of metal oxides by thermal sublimation printing of metalorganic precursors is shown for the first time. Thermal sublimation printing combines the advantages of the existing production processes and in addition provides a digital structuring. First, the requirements regarding the materials to be used and the experimental setup were defined. According to this, the sublimable and commercially available precursors of the type of β diketonates were selected. Thereby, donor ribbons are produced and by the use of a commercial thermal print head and a developed experimental setup layers of metal oxides are produced. Various examples for conductors, semiconductors, and dielectrics are implemented using the developed process and subjected to electric and microscopic characterization. The gained electrical characteristics, such as resistivity, mobility or relative permittivity, are comparable to results from the production via printing and coating processes in the literature and in some cases meet the high requirements for the use in modern displays. In addition, a comprehensive study of the processes during thermal sublimation printing of organometallic precursors is carried out in order to investigate the influence of various process parameters on the printed geometry. The detected correlations are described with reference to the spreading of heat within the system. According to literature, the β-diketonates often show decomposition to the metal oxide simultaneously to their sublimation. The decomposition process during thermal sublimation printing is investigated by the use of various analytical methods, especially the thermogravimetric analysis and the X-ray photoelectron spectroscopy. Here, all the intermediate products along the production chain from precursor to metal oxide are examined and the partial decomposition during thermal sublimation printing was detected. Using the example of the precursor zinc acetylacetonate the decomposition process is clarified in the form of a separation of the ligand and formation of the oxide in one reaction step. The influence of various process parameters on this decomposition is investigated. Thereby, the determining factor for the degree of decomposition is the maximum temperature reached at the surface of the donor ribbon. The transferability of the results of this work is ensured by the use of various precursors and an alternative thermal print head.
