Abstract:

Keramiken auf der Basis von leichten Elementen wie Bor, Silizium, Kohlenstoff, Stickstoff und Sauerstoff sind seit langem in der Industrie verwendete Werkstoffe. Besonders die Carbide und Nitride weisen für viele Anwendungen günstige mechanische, elektronische, chemische und/oder thermische Eigenschaften auf. Im Jahr 1989 wurden von Liu/Cohen besonders außergewöhnliche Eigenschaften für ein ß-Kohlenstoffnitrid (ß-C3N4) vorausgesagt, was einen weltweiten Boom zur Herstellung und Charakterisierung solcher Materialien zur Folge hatte. Im Zuge dessen gerieten auch ternäre Systeme wie BCxNy und SiCxNy in den Fokus. Der Vorteil solcher Systeme wurde darin gesehen, dass diese die Eigenschaften der nitridischen und carbidischen Keramiken vereinen bzw. verbessern können. So wurden beispielsweise noch bessere mechanische und (gleichzeitig) elektronische Eigenschaften erwartet. Im Zuge der Forschung wurde versucht, die Carbonitride durch verschiedene Syntheseverfahren als dünne Schichten abzuscheiden. Aufgrund der Eigenschaften konnte hiervon z.B. ein besserer mechanischer und chemischer Schutz eines Substrats erwartet werden (Verschleiß und Korrosion). Aus chemischer Sicht lange Zeit ungeklärt blieb die Frage nach den chemischen Bindungsverhältnissen dieser Dünnschichtsysteme. Daher war das Ziel dieser Arbeit die Bestimmung der chemischen Bindungen in Dünnschichtsystemen aus BCxNy und SiCxNy. Zur Charakterisierung standen verschiedene BCxNy- und SiCxNy-Probenserien zur Verfügung, die mittels Chemischer Gasphasenabscheidung synthetisiert waren. Als Ausgangssubstanzen wurden für die BCxNy-Systeme Trimethylaminoboran, Triethylaminoboran und Trimethylborazin sowie für die SiCxNy-Systeme Hexamethyldisilazan und Hexamethylcyclotrisilazan verwendet. Zusätzlich wurden bei der Synthese verschiedene Reaktions-/Inertgase (NH3, N2, He, H2) zugeführt bzw. die Synthesetemperatur variiert. Zur Bestimmung der chemischen Bindungen wurden Messungen mittels TXRF-NEXAFS und XPS durchgeführt. Die TXRF-NEXAFS-Messungen wurden am PGM-Strahlrohr für Undulatorstrahlung der Physikalisch-Technischen Bundesanstalt (PTB) am Elektronenspeicherring BESSY II durchgeführt. Die XPS-Messungen fanden am DAISY-SOL in Darmstadt statt. Zusätzlich lagen quantitative Ergebnisse aus der Elektronenstrahlmikroanalyse (ESMA) vor. Die Untersuchungen zeigten für die BCxNy-Systeme B-C-, B-N-, C-N-Bindungen sowie sp2-hybridisierten Kohlenstoff auf. Weiterhin zeigte sich, dass sich die Produktzusammensetzung durch die Wahl der Ausgangssubstanz und des beigefügten Gases steuern ließ. Im Fall der SiCxNy-Proben konnten Si-C- und Si-N- Bindungen sowie sp2-hybridisierter Kohlenstoff nachgewiesen werden. C-N-Bindungen ließen sich nur in geringem Maße feststellen. Die Produktzusammensetzung konnte durch die Synthesetemperatur sowie durch das bei der Synthese beigefügte Gasgemisch beeinflusst werden.

Ceramics on basis of the light elements like boron, silicon, carbon, nitrogen, and oxygen are well-known materials in the industry for a long time. Particularly, the carbides and nitrides show certain mechanical, electronic, chemical, and/or thermal properties which are favourable for application. In 1989 Liu/Cohen proposed especially unusual properties for ß-carbon nitride (ß-C3N4) which led to a worldwide boom on the production and characterization of such materials. Later, ternary systems like BCxNy and SiCxNy also came into the focus. The advantage of such systems was seen in the fact that these ternary systems unite or improve the qualities of the nitridic and the carbidic ceramics. Thus, for example, even better mechanical and (simultaneously) electronical properties were expected. In the course of advanced research it was tried to produce the carbonitrides by different synthesis procedures as thin layers. According to the properties a better mechanical and chemical protection of a substrate could be expected from this carbonitride layers (wear and corrosion), for example. From a chemical point of view the question for the chemical bonds of these thin layer systems was open for a long time. Hence, the aim of this work was the determination of the chemical bonds in thin layer systems of BCxNy and SiCxNy. For the characterization different BCxNy and SiCxNy systems were at disposal, which were synthesized by means of chemical vapour deposition techniques. Trimethylaminoborane, triethylaminoborane, and trimethylborazine were used as precursors for the production of the BCxNy systems whereas hexamethyldisilazane and hexamethylcyclotrisilazane were used for the synthesis of the SiCxNy systems. Additionally, different reaction gases or inert gases (NH3, N2, He, H2), respectively, were enclosed during the synthesis, also the synthesis temperature was varied. For the determination of the chemical bonds, measurements by means of TXRF-NEXAFS and XPS were carried out. The TXRF-NEXAFS measurements could be performed at the PGM beamline for undulator radiation of the Physikalisch-Technische Bundesanstalt (PTB) at the electron storage ring BESSY II. The XPS measurements took place at the DAISY-SOL in Darmstadt. In addition, quantitative results from the electron probe micro analysis (EPMA) were given. The measurements showed for the BCxNy systems the existence of B-C, B-N, and C-N bonds as well as sp2-hybridized carbon. Furthermore it was figured out that the product composition could be varied by the choice of the precursor and the gas applied in the experiment. In case of the SiCxNy measurements, Si-C and Si-N bonds as well as sp2-hybridized carbon could be found. C-N bonds could only be found at a low value. The product composition could be influenced by the synthesis temperature as well as by the gas mixture added by the synthesis.
